چکیده

We present a detailed analysis on 2-D (4 4 square-lattice) antiguided vertical-cavity surface-emitting laser (VCSEL) arrays based on the effective-index model. The calculation shows that the array can operate under 2-D resonant coupling, provided that the resonance condition in both the horizontal and vertical directions is satisfied. Consequently, the resonant-mode edge radiation loss is inversely proportional to the number of array elements along one direction for a array. Low-edge-loss out-of-phase and adjacent array modes are found to compete with the in-phase resonant mode. While the 3-D gain overlap is not a significant factor in modal discrimination, the introduction of inter-element loss allows the in-phase mode to exhibit the lowest threshold gain for a wide range of inter-element width, ( 0.5 m for 980-nm wavelength devices). The 2-D antiguided array results from shifting the cavity resonance between the element and inter-element regions and is fabricated by selective chemical etching and two-step metalorganic chemical vapor deposition (MOCVD) growth. Diffraction-limited in-phase and out-of-phase array mode operation is observed from top-emitting arrays, depending on the inter-element width. Substrate-emitting array structures are investigated as a means to lower heating and increase the coherent output power.

In-phase antiguided bottom-emitting vertical cavity laser arrays

Introduction: Two-dimensional (2D)-phased vertical cavity surface-emitting laser (VCSEL) arrays offer unique advantages for scaling up single-mode power for high-brightness applications such as fibre laser pumps. They tend, however, to operate in the undesirable out-of-phase mode, which has an on-axis null in the far field [1]. In-phase VCSEL arrays with an on-axis maximum in the far field have...

Coherent coupling of two-dimensional arrays of defect cavities in photonic crystal vertical cavity surface-emitting lasers

An approach for creating two-dimensional arrays of coherently coupled vertically emitting laser cavities is demonstrated. This is achieved by creating a 232 array of defect cavities within the top distributed Bragg reflector of a photonic crystal vertical cavity surface-emitting laser. The optical coupling occurs laterally through coupling regions defined between the defect cavities. Modifying ...

Two-dimensional pseudo-random optical phased array based on tandem optical injection locking of vertical cavity surface emitting lasers.

We demonstrate, both theoretically and experimentally, a pseudo-random, two-dimensional optical phased array (OPA) concept based on tandem injection locking of 64-element vertical cavity surface emitting laser (VCSEL) arrays. A low cavity-Q VCSEL design resulted in an injection locking optical power of less than 1 μW per VCSEL, providing large OPA scaling potential. Tandem injection locking of ...

Operation of an optical in-well-pumped vertical-external-cavity surface-emitting laser.

We report the operation of an optical in-well-pumped vertical-external-cavity surface-emitting laser. The laser delivers 1 W at 855 nm and is pumped with a cost-effective fiber-coupled laser diode emitting at 806 nm. The laser modal gain is examined and ways of optimizing the system are investigated and discussed.
